We present a III-V/Si hybrid MOS optical phase modulator, enabling an efficient, low-loss, and low-power optical phase modulation scheme on Si photonic integrated circuits. We discuss potential applications for optical interconnect beyond 100 Gbps and optical-domain deep learning.
