Gemessen bei Raumtemperatur
Bei MPT-IGBT-Technologien ist der Tailstrom fast nicht mehr zu erkennen, bei IGBTs mit 1200 V Sperrspannung ist dieser Strom noch ersichtlich.
Siliziumkarbid-MOSFETs sind temperaturstabiler als Si-MOSFETs. Zum Vergleich: Bei Si-MOSFETs erhöht sich der RDS(on) zwischen 25 °C Chiptemperatur und 150 °C Chiptemperatur ca. um den Faktor 2,2–2,5.
Z. B. FS03R12A6MA1B, ein B6-Brückenmodul mit 1200 V Durchbruchspannung und einem typischen RDS(on) < 3 mΩ.
